Original Abstract

We present the design, growth, and optical and electrical characterization of an InAs/AlAs0.16Sb0.84 quantum cascade detector at 2.7 µm designed for top-side illumination assisted by a diffraction grating with a room-temperature responsivity of 5.63 mA/W.
